If you build from the XFree86 source distribution, they are in
/xc/doc/hardcopy/Xaw/widgets.PS.Z
The nroff sources are in
/xc/doc/specs/Xaw/
Unfortunately they don't seem to be shipped with any of the XFree86
binary packages.
NB: I have text versions of the documents in /xc/doc/specs if anyone
wants them.
